| dc.description.abstract | 본 논문에서는 상용화에 용이한 MOCVD(metal organic chemical vapor deposition)방법으로 ZnO 박막 성장 시 조건을 변화하여 defect를 감소시키고 결과적으로 positive 문턱전압 값을 가지는 enhancement type의 ZnO TFT를 만들었다. 추가로 P-type ZnO 개발을 위해 5족 원소(P, N ,As)와 Mg(magnesium)를 포함하는 물질(P2O5, N2O, GaAs, CPMg)를 불순물로 첨가하여 acceptor로의 작용 여부를 확인하였다. | - |
